Investigation of Charge Trapping at Grain Boundaries in Polycrystalline and Multicrystalline Silicon Solar Cells

Scanning capacitance microscopy (SCM) often shows a change in contrast at grain boundaries [1-3]. The origins of this contrast and the efficacy of SCM as a tool to identify band bending at grain boundaries in pc-Si and mc-Si are discussed. Contrast at these grain boundaries could be influenced by different oxide growth rates or by defect states at the oxide interface. In order to determine the influence of such mechanisms on the SCM signal, such effects must be modeled; we show that a simple one-dimensional model agrees well with more detailed models of SCM signal strength and indicates, for example, that very small changes in oxide thickness measurably affect the SCM signal. In our experimental data, the uniformity and quality of the oxide layer are confirmed, and increased contrast consistent with depletion regions is still observed at higher order grain boundaries as identified by electron backscattering diffraction, including 9 and 27a. Scans of the SCM signal as a function of dc probe voltage allow such regions to be more quantitatively investigated.

The electronic and materials properties of two series of wide-bandgap solar cells with Cu-poor CuGaSe2 (CGS) absorbers have been studied, to better understand limitations on the device performance. One series of samples displayed distinct lateral non-uniformities in Cu/Ga ratio, Na content, and thickness, likely due to a limited supply of Se during CGS growth. The second series of samples appeared uniform. The most prominent electronic difference was the presence of a distinct band of near-interface defect states in the more non-uniform set of samples. The device performance did not appear to be limited by defects in the bulk CGS film until the defect density was larger than 2×1016 cm-3. Instead, interface recombination appears to be a significant factor limiting Voc in both sets of samples.

We have investigated metastable changes to Cu(InGa)Se2 solar cells in response to infrared optical exposure and forward injection current. Using the drive level capacitance profiling and admittance spectroscopy techniques, we are able to distinguish changes in the free hole carrier concentration from those of a deeper bulk trap. For both types of treatment, changes in these concentrations clearly follow a 1:1 ratio, in agreement with recent predictions of a microscopic model proposed by Lany and Zunger. The creation kinetics follow a strongly sub-linear power law at 250K, and we demonstrate that we can account for this using rate equations in which the metastable effect is initiated by electron capture into an empty defect state. The dependence on time and light intensity is (time) 0.22± 0.03 and (intensity) 0.53± 0.06, except at high light intensities where saturation is observed.

We have recently been successful utilizing two methods which are new to the study of CIGS thin film samples: drive-level capacitance profiling, and transient photocapacitance spectroscopy. In this paper we review several of the key results that we have obtained by applying these methods to the study of the CIGS alloys over the past 2 years. This has resulted not only in new information concerning the deep defects and their spatial distributions in these materials, but also to more accurate determinations of free carrier densities, and of minority carrier trapping dynamics within the junction region. Light-induced metastable changes in the deep defect properties of these alloys are also documented through the use of these techniques.

The electronic properties of polycrystalline CuIn1-xAlxSe2 (CIAS) films, which are incorporated as the absorber layer in photovoltaic devices, have been studied to better understand limitations on device performance. These studies have shown that compared to lower Al content films and to CuIn1-yGaySe2films, films with x ≥ 0.29 are relatively intrinsic, spatially nonuniform, and have broader bandtails characterized by much higher Urbach energies. This indicates that the CIAS films with x ≥ 0.29 are significantly more disordered than lower Al content CIAS or corresponding CIGS films, which likely negatively impacts the resulting photovoltaic device performance.

We have examined the electronic properties of intrinsic amorphous silicon films as a function of deposition rate, and compared these with the performance of companion solar cell p-i-n devices. The device efficiency in the light-soaked state was strongly inversely correlated with growth rate. Film properties were evaluated in both the as-grown and light soaked states using drive-level capacitance profiling and transient photocapacitance spectroscopy. Although deep defect densities measured by drive-level capacitance profiling did not vary significantly between samples, the magnitude of the defect band deduced via transient photocapacitance spectroscopy was well correlated with device performance. Possible reasons for this discrepancy are discussed. Urbach energies were also correlated with film growth rate.
